In the development of 4H‑SiC power devices, precise modulation of the Schottky Barrier Height (SBH) is critical for optimizing key device parameters such as turn‑on voltage, leakage current, and switching speed. Traditional approaches—replacing contact metals or varying deposition conditions—often suffer from limited tunability and poor interface reproducibility. For academic and industrial R&D groups, a clean, in‑situ, and wafer‑scalable method to tailor SBH without complex wet chemistry is highly desirable.

Recent studies have demonstrated that argon ion (Ar⁺) bombardment, performed via the Inverse Sputter Etching (ISE) function available in standard magnetron sputtering systems, provides an effective, controllable, and process‑compatible interfacial engineering technique. This article summarizes the key findings from peer‑reviewed research, focusing on the physical mechanisms, electrical results, and practical benefits that matter most to researchers.

1. Principle and Process Advantages of Ar⁺ Bombardment on 4H‑SiC

The Ar⁺ bombardment pretreatment is applied before depositing the Schottky contact metal (e.g., MoN). It offers several advantages that align with the needs of research laboratories:

  • In‑situ cleaning and activation – Removes surface contaminants and native oxide layers without requiring separate wet chemical steps (e.g., HF dip), simplifying the fabrication flow and reducing contamination risks.
  • Vacuum‑integrated processing – Both pretreatment and metal deposition are performed sequentially in the same vacuum chamber, minimizing re‑oxidation or re‑contamination at the critical interface.
  • Precise parameter control – By adjusting plasma power (P_ISE), exposure time (t_ISE), and chamber pressure, the ion energy and dose can be finely tuned, enabling “on‑demand” engineering of surface damage and microstructure.

2. Ar⁺ ボンバードメントのメカニズム: 界面構造と電気的特性

2.1 HR‑TEM によって観察された微細構造の進化

High‑Resolution Transmission Electron Microscopy (HR‑TEM) directly reveals the structural changes induced by bombardment. In untreated MoN/4H‑SiC samples, the interface is sharp and atomically abrupt, with the SiC substrate maintaining its perfect single‑crystal lattice. After Ar⁺ bombardment at higher power (e.g., 500 W), a continuous amorphous SiC layer of about 6 nm thickness forms at the interface. This amorphous interlayer becomes the key structural feature that governs the electrical behavior.

2.2 SBH の広範囲の連続チューニング

  • プフスターシュミードら。 reported that the SBH of untreated devices (P_ISE = 0 W) was ~1.0 eV. Increasing P_ISE to 50 W raised the SBH to a maximum of ~1.1 eV; further increasing the power to 300 W caused the SBH to decrease back to ~1.02 eV (see Fig. 2c).

When the bombardment power is fixed (e.g., 300 W), extending the time from 0 to 420 s has a relatively minor effect on the SBH. This indicates that ion energy (power) , rather than simply the total dose, is the primary factor determining the amorphous layer thickness and defect density. Prolonged exposure mainly affects the etch rate of the material—a useful parameter for researchers optimizing surface preparation.

3. ウェーハレベルの性能均一性の大幅な向上

学術研究と産業化以前の開発の両方において、ウェーハ全体の均一性は平均的なデバイス性能と同じくらい重要です。プフスターシュミードら。は、4 インチ 4H-SiC ウェーハ上に分散された 17 点で SBH を評価しました。

  • Without ISE pretreatment: standard deviation (σ) of SBH = 0.019 V.
  • With Ar⁺ bombardment (P_ISE = 500 W): standard deviation (σ) reduced to 0.007 V – an improvement of ~2.7× in uniformity.

この顕著な強化は、ウェーハ全体にわたる均一な非晶質界面層の形成によるものである。この層は、受け取った基板に固有の微細な不均一性、局所的な汚染、または結晶欠陥を効果的に「平滑化」し、最終的なショットキー接触特性が基板の品質変動の影響を受けにくくします。
