단결정 실리콘 웨이퍼의 연삭 유도 지하 에지 손상 노치 레이저 복구

가장자리와의 노치 실리콘 웨이퍼 일반적으로 다이아몬드 연삭 가공, 연삭 유도 서브 표면 손상이 웨이퍼 파손 및 입자 오염의 문제가 발생한다. 그러나, 가장자리의 노치 표면이 곡률이 큰 날카로운 모서리를 갖고, 따라서이 화학 - 기계적 연마에 의해 완성되기 어렵다. 이 연구에서의 Nd 나노초 펄스 : YAG 레이저는 붕소 도핑의 가장자리에 노치를 조사하는 데 사용 단결정 실리콘 웨이퍼 연삭에 의한 지하 손상을 복구 할 수 있습니다. 반사 손실과 곡면을 조사하는 것이 고려되었다 레이저 플루 언스의 변경하고 손상 회복 거동을 조사 하였다. 은 표면 거칠기, 레이저 회수 영역의 결정화도 및 경도를 각각 백색광 간섭계 레이저 마이크로 라만 분광법, 및 나노 인 덴 테이션을 사용하여 측정 하였다. 그 결과, 레이저 조사 후에 손상된 영역은 나노 표면 거칠기 단결정 구조로 회수하고, 표면 경도도 개선 된 것으로 나타났다. 이 연구는 레이저 회복의 가장자리와 노치의 표면 무결성을 향상시키기위한 유망한 후 연마 공정이 있음을 보여줍니다 실리콘 웨이퍼.
